Localized hole on Carbon acceptors in an n-type doped quantum wire. Toshiyuki Ihara ’05 11/29 For Akiyama Group members 11/29 this second version (latest) 11/25 first version

Sample structure of an n-type doped quantum wire with carbon acceptor doping

Photograph of sample

I-V feature

Ref. PL and PLE overview - stem excitation PL and wire probe PLE I chose Arm Continuum onset (1.6eV) as E ex to measure PL spectra (in following pages) E prb = 1.57eV (wire probe) P ex = 10  W T = 5K Vg = 0V

PL Vg dependence Wire region E ex = 1.6eV(Arm Continuum ex.) P ex = 10  W T=5K Additional Emission peaks are observed !! Ref. Akiyama et al. Solid State Commun. 122, 169 (2002)

Arm Acceptor peak Arm region E ex = 1.6eV(Arm Continuum ex.) P ex = 10  W T=5K One of the additional Emission peaks is assigned as “Arm Acceptor” which comes from C-Acceptor state in Arm region !! I changed the sample position to measure “Arm region” without wire.

Wire Acceptor peak At the low excitation power, A clear “Wire Acceptor” emission peak appears !! Wire Acceptor emission peak is observed clearly at low excitation power. (Acceptor peak shows saturation with increasing excitation power !?) E ex = 1.6eV(Arm Continuum ex.) P ex = 3  W T=5K Wire region

PL ~ excitation power dependence Intensity of Acceptor PL peaks show saturation with increasing excitation power. PL spectra normalized by Wire Exciton peak intensity E ex = 1.6eV( Arm Continuum ex. ) Vg=0V T=5K

Energy gap between Exciton state and Acceptor state Arm

Arm Acceptor Resonant PLE In Acceptor system, both PL and PLE peak show blue shift with increasing electron density E prb = 1.563eV ( Arm Acceptor probe ) P ex = 10  W T = 5K

Wire Acceptor Resonant PLE

PL scan 中励起  W) E ex = 1.6eV(Arm Continuum ex.) P ex = 10  W T=5K There are still ML fluctuations

E ex = 1.6eV(Arm Continuum ex.) P ex = 3  W T=5K There are still ML fluctuations (and C-dope density fluctuation !?).

以前の論文 ( Akiyama et al. Solid State Commun. Conclusion
